Techniques of surface mounting have been widely used as the techniques for packaging integrated circuits. A BGA package, which is an example of such techniques, is produced by forming a plurality of conductive pads on the surface of a ceramic substrate, and electrically connecting the pads to each other with wires. Then, solder balls are mounted on the resultant substrate.
The BGA package is advantageous in that it has a compact design. However, the techniques of surface mounting are currently dominated by the use of plastic packages. It is difficult, therefore, to apply the BGA package to a variety of packages which require high reliability. In order to solve the problem, there has been proposed a technique which reduces the thermal and mechanical stresses that occur between the ceramic substrate and the solder balls as a result of the difference in coefficient of thermal expansion (CTE) between the ceramic substrate and the solder balls.
